Free University Berlin (Freie Universität Berlin)
Free University is famous for its expertise in the fields of humanities, social sciences, natural sciences and medicine. There are institutes for North America, Eastern European and Latin American studies as well as Jewish studies and Theater sciences.
Most of the bachelor and master courses are conducted in German and there is no tuition fees. There is semester fees (around €300) which also includes the bus/train ticket for one semester. However, there are few English masters courses both full time and part time. There is tuition fees as well as semester fees for that. If you compare this fees with the rest of the word, it's very low.

Humboldt University also has humanities, social sciences, cultural studies, human medicine and agricultural sciences. Physics department of Humboldt University is renowned. The medical programs of the two universities are based at Charite.

This is the engineering university of Berlin. If you graduate with a Phd degree from here you will get Dr. ing title (German engineering doctorate title). It also has natural science and information technology and management courses.
